# Prospects for THz A<sub>x</sub>lGa<sub>1-x</sub>N/GaN TW-QCL Structure*
This report describes the simulation results obtained within the
Non-equilibrium Green Function’s function(NEGF) formalism as provided
in the software <i>nextnano.NEGF</i>. In this stage of the research I
discovered significant inconsistencies in previous calculations which
have an Important impact on QCL simulations and lead to quantitative
and physical errors also reported in QCL literature of based on the
<i>nextnano.NEGF</i> software. The model uses Schrodinger Equation
solution for single CB band after determination of the non-parabolic
effective mass from 3x3 <b>k·p</b> Hamiltonian for Conduction(CB)
light hole ( LH) bands and Spin-Orbit (SO) split-off band. The
solution of Schrodinger Equation give wave functions which in QCL
geometry form min-bands. The highest energy obtained in calculations
has to be below the user defined in the input file energy cut-off
parameter, <i>Energy_Range_Axial</i>, which value also limits energy
range of NEGF used in calculations.
